Discussion M2 Ultra packaging — nothing novel right?

Possibly a stupid question, I don’t keep up with packaging but as far as I can tell:


M2 Ultra is literally just basic InFO_L packaging yes?

The only thing unique about this is that’s a conjoined massive APU with a massive bus, which is fun for local AI model inference or workstation stuff except it’s limited to 192GB which isn’t great. I don’t understand why people even get excited about this as it stands, to me the Mac Pro is basically dead.

Sort of a mixed thread.

This is about die volume and extending capabilities at the lowest cost. The Max die is already fairly low volume. An ‘ultra die’ would not pay for the mask set. Extending Max into multi die packages can increase the die volume for the Max with a little packaging cost.

AMD covers from 8 to 32 core with a CPU die and IO die. The mask costs are low and there is some packaging cost for a full range of SKUs.

The ‘extreme’ CPU with four conjoined Max die will only see the light of day if the ‘Ultra’ sell enough to indicate there is demand for an even more powerful computer in the consumer space. The volume of extreme will be lower than Ultra and may be so low that the engineering effort just doesn’t pay.

The fact that Mac Pros were rarely updated is a strong indicator on demand and the amount of engineering that will be put into a refresh.
