Actually what I said was:
The 16nm node means lithography is at its end to go any smaller, because even if it could, it doesn't do any good due to electron tunneling effects.
Keep in mind also that right now there is not one clear path to get to the 16nm node, though I don't doubt they will get there.
the lithography people are saying that 16nm is the last node, because the gates which control the electron flow will be 6-10nm. Once you get to a gate thickness of 5nm, electrons start quantum tunneling through the gate, thus making it impossible to reliably have a gate. Thus, lithography is at an end.
